横向排列的GaAs量子点对的自组装

摘要
我们报道了利用液滴外延技术和GaAs (100)表面的各向异性表面势促进Ga吸附原子迁移，制备了在生长平面内横向排列的自组装、无应变的GaAs/AlGaAs量子点对。观察到了由双峰组成的单个量子点对的光致发光光谱。还提出了模型量子点对的有限元能级计算。
