摘要
鉴于薄膜谐振子与更复杂MEMS结构的集成,我们开发了一种使用深反应离子刻蚀(DRIE)制造圆形SiN薄膜的通用工艺。制造了大尺寸高应力SiN薄膜,并用作迈克尔逊干涉仪和法布里-珀罗腔中的光机械谐振子。测量表明该制造工艺保持了薄膜的光学质量和机械品质因数。
