摘要
我们制备了具有Al2O3栅极绝缘体的栅控垂直(In,Ga)As量子点，该绝缘体通过原子层沉积形成，并研究了其在低温下的电输运特性。dI/dV-V特性的栅压依赖性在1.1K下显示出清晰的库仑菱形。金属-绝缘体栅极结构使我们能够将量子点中的电子数从0控制到估计约130的大量电子。
