生长态几何下测量的单核壳纳米线空间分辨发光与晶体结构

摘要
我们报道了单根生长态核-多壳层 GaAs/InGaAs/GaAs/AlAs/GaAs 纳米线结构与光学性质的直接关联。通过在预图案化 Si(111) 衬底上以分子束外延制备于一行良好分离的成核位点,得以在生长态几何下接触单根纳米线。通过基于同步辐射的纳米探针 X 射线衍射技术监测轴向 111 Bragg 反射,揭示了纳米线沿生长轴的晶型分布。对同一纳米线,其空间分辨发射性质由扫描电子显微镜中的阴极发光高光谱线扫描获得。关联两项测量,我们揭示出相较于纯晶体晶型,呈现交替纤锌矿与闪锌矿堆垛混合结构的区段,其壳层量子阱发射能量发生蓝移且发射强度增强。该混合结构的存在经横截面透射电子显微镜独立确认。
