InAs 自组装量子点嵌入 GaNAs 应力补偿层的各向异性晶格变形

摘要
我们采用Rutherford背scatter谱中的离子通道法考察了生长于 (001) GaAs 衬底上并嵌入 GaNAs 应力补偿层 (SCL) 中的 InAs 自组装量子点的晶格变形。通道实验表明，随着 GaNAs SCL 中氮浓度的增加，� indium 沿 [001] 生长方向的晶格位移增加，而平行于 (001) 晶体面的位移保持不变。
