摘要
我们展示了碳纳米管晶体管作为非常规的“肖特基势垒晶体管”工作，其中晶体管作用主要通过改变接触电阻而非沟道电导来实现。计算了理想和实际几何结构下的晶体管特性，并展示了标度行为。我们的结果解释了一系列实验观察，包括掺杂和吸附气体截然不同的效应。电极几何结构被证明对良好的器件性能至关重要。
