顶栅 LaAlO_3 / SrTiO_3 异质结中的晶体管运作与迁移率增强

摘要
我们报道了使用不同厚度的 LaAlO_3 作为顶栅绝缘层的 LaAlO_3 / SrTiO_3 耗尽型顶栅结型场效应晶体管的运作情况。门控霍尔棒在室温下显示出近乎理想的晶体管特性，其开关比大于 1000。低温测量表明，随着通过顶栅耗尽沟道中的面载流子密度，霍尔迁移率系统性增加，从而为该系统中获得更高迁移率、更低密度的电子气提供了一条途径。
