摘要
高质量940 nm AlGaAs n型分布布拉格反射器（DBRs）成功在偏切Ge (100)衬底上单片生长。该Ge-DBRs的反射光谱与传统体GaAs衬底上生长的相当，并具有光滑形貌、合理的周期性和均匀性。这些结果有力支持了在可扩展性更高的体Ge衬底上进行VCSEL的生长与制备，以实现AlGaAs基VCSEL的大规模生产。
