摘要
为充分利用无结晶体管(JLT)低成本与低温的特性,我们研究了一种 475 °C 工艺,用于在晶圆上于绝缘体上制备薄多晶硅层。我们制备了厚度为 13 nm、掺杂(磷,1E19 at/cm3)的多晶硅薄膜,其粗糙度表现优异(Rmax = 1.6 nm,RMS = 0.2 nm)。给出了利用纳秒(ns)激光退火优化晶粒尺寸的指导意见。
