本文对 Al0.20Ga0.80InP 势垒中的 I 型 InP 量子点进行了系统的系综光致发光研究，该量子点在 5 K 下发射波长约为 1.85 eV。研究了不同势垒构型以及引入额外隧穿势垒对光学性质的影响。通过使用 Al0.50Ga0.50InP，量子点势垒与周围势垒层之间的限制能（即价带和导带的能带不连续性之和）被选择为约 190 meV。结合 2 nm 厚的 AlInP 隧穿势垒，在较高温度下，这些势垒构型的内部量子效率与没有此类层的量子点相比可提高多达 20 倍。
