SiC 上石墨烯的选择性外延生长

摘要
我们提出了一种在预图案化 SiC 衬底上选择性外延生长少层石墨烯（FLG）的创新方法。该方法依次包括：在单晶 SiC 衬底顶部溅射一层薄 AlN，随后利用电子束光刻（EBL）和湿法刻蚀对其进行图案化处理。SiC 衬底中少数原子层 Si 的升华仅通过选择性刻蚀后的 AlN 层发生。在无 AlN 区域检测到位于 ~1582 cm-1 的拉曼 G 带，用于验证该概念，它为选择性 FLG 生长提供了确凿证据。
