摘要
通过生长Si_{1-x-y}Sn_{x}C_{y}外延层(其中x = 1.6%,y = 0.04%),随后在650至900摄氏度范围内不同温度退火,制备了嵌入硅中的含锡纳米晶体。利用扫描透射电子显微镜测定纳米晶体密度和平均直径分别约为10^{17} cm^{-3}和约5 nm。光致发光光谱表明,在725摄氏度退火的样品中光发射非常显著;卢瑟福背散射谱显示,在该特定退火温度下纳米晶体主要呈金刚石结构相。讨论了光发射的起源。
