Ga与Al吸附原子在GaAs(001)上的扩散率

摘要
利用对势能面的详细从头算总能量计算并结合过渡态理论，评估了Ga与Al吸附原子在(2x4)重构GaAs(001)表面的扩散率。发现了强烈的扩散各向异性，最快扩散方向平行于表面As二聚体取向。与先前计算不同，我们确认表面二聚体两个As原子之间的短桥位置为Al与Ga吸附原子的吸附位点。
