碳基电阻式存储器

摘要
我们提出将碳作为非易失性存储器的新型电阻式存储材料,并比较了碳的三种同素异形体——碳纳米管、类石墨烯导电碳和绝缘碳——在高密度非易失性存储器中作为电阻变化材料的可能应用。已成功演示了重复高速开关操作以及多级编程的潜力。
