III-V/Si外延生长过程的普适描述

摘要
在此，我们通过实验与理论阐明了III-V/Si晶体生长过程。原子级分辨显微镜显示，在Si上生长AlSb、AlN和GaP的早期阶段，独立于失配均可观察到单畴三维岛。研究还表明，在大多数III-V/Si体系中无法实现完全的III-V/Si润湿。发现表面/界面对自由能变化的贡献优于应变弛豫过程。我们最终提出了对III-V/Si生长过程的一般且统一的描述，包括对反相边界形成的描述。
