摘要
我们制备了由单层(Gr)和伯纳尔双层(BGr)石墨烯电极经薄层六方氮化硼(hBN)隔开构成的扭转可控共振隧穿晶体管。通过使石墨烯电极的晶向紧密对齐实现共振条件,从而在特定偏压下使隧穿电子动量守恒。在此条件下可获得负微分电导(NDC)。施加面内磁场使电子在隧穿过程中获得附加动量,从而实现对共振条件的调控。
