本文提出了一种在黄橙可见光范围(580-650 nm)发射高度偏振光的三维有序自组织半导体系统,其由自组装的面内 AlInP 量子线在规则间隔的柱中垂直堆叠构成。每根柱中可堆叠超过 200 条量子线而无可见缺陷形成。理论模拟与温度依赖光致发光为设计多层结构提供了基准,其室温内量子效率大于发射相似波长的可比量子阱。最后,概念验证发光二极管(LED)显示出高度光偏振且比可比量子阱 LED 具有更低的表面寄生电流,为高效偏振黄橙光发射器件提供了有趣前景。
