Cr掺杂AlN薄膜的合成、表征与建模

我们报告了对Cr掺杂AlN的理论与实验研究。密度泛函计算预测,AlN中孤立Cr t2缺陷能级为1/3满,位于能隙中约1/2处,并在浓度超过5%时扩展为杂质能带。对于0.05 <= x <= 0.15的替代性Al1-xCrxN随机合金,预测其Curie温度超过600 K。实验上,我们对分子束外延薄膜生长过程进行了表征和优化,观察到室温磁性铁磁性,铁磁 coercive 场Hc为120 Oersted。测量的磁化率指示,在室温下超过33%的Cr具有磁学活性,在低温下为40%。
