硅中精确定位施主的射频反射测量与电荷传感

摘要
我们比较了硅中确定性单个磷施主上的电荷跃迁,分别使用带有隧穿耦合库的射频反射测量以及使用电容耦合单电子晶体管(SET)的直流电荷传感。通过测量SET的电导并将其与来自库的反射射频激发的相移进行比较,我们能够区分SET通道内的电荷转移与施主和库之间的隧穿。射频测量允许在每个电荷简并点观测施主电子跃迁,而SET电导信号仅在三重点处观测到电荷跃迁。隧穿耦合库具有大有效杠杆臂(~35%)的优势,使我们能够独立提取中性施主充电能约62 ± 17 meV。这些结果表明,我们可以用单端色散库替代三端晶体管,这为高带宽可扩展施主控制与读取提供了前景。
