摘要
我们报道了在硅锗/硅平台上制造的环形共振器，工作波长范围为 3.5 - 4.6 微米，品质因子（quality factor）可达一百万。制造技术的进步使我们能够实现如此高的 Q 值，将硅锗置于中红外集成光子平台的前沿地位。通过观察顺时针（CW）和逆时针（CCW）共振之间的能级分裂，以及由于环中有效功率堆积导致的光双稳态，证实了高 Q 值的实现。
