摘要
通过高能和异常 X 射线衍射实验获得了 In_(0.5)Ga_(0.5)As 合金的高分辨率总配对分布函数(PDF)和镱差分 PDF。总 PDF 的第一峰因 In-As 和 Ga-As 两种不同的键长的存在而分辨为双峰。包含 In 的差分 PDF 仅涉及包含 In 的原子对，提供化学特异信息，有助于解释结构数据。两种 PDF 均拟合于结构模型，量化了 In_(0.5)Ga_(0.5)As 半导体合金基底的立方锌盒结构如何局部畸形以适应 In-As 和 Ga-As 两种键长的存在。
