摘要
在这项工作中,我们提出了一种新颖的集成方案,以显著降低基于氧化物的阻变随机存取存储器(OxRRAM)器件的高阻态(HRS)变异性并改善热稳定性。提出了一种具有金属衬垫(充当并联电阻)的新型器件。为评估该方案的效果,我们将结果与标准OxRRAM单元结构进行比较。借助基于导电细丝的模型,阐明并解释了阻态在耐久性与温度上均表现出的极佳稳定性。
