稳定透明钙钛矿氧化物中的高迁移率

摘要
我们发现具有钙钛矿结构的 La 掺杂 BaSnO3 在室温下具有前所未有的高迁移率，同时保持其光学透明性。在单晶中，当掺杂水平为 8x10^19 cm^-3 时，迁移率达到 320 cm^2(Vs)^-1，构成了宽禁带半导体中的最高值。在外延薄膜中，当掺杂水平为 4.4x10^20 cm^-3 时，最大迁移率为 70 cm^2(Vs)^-1。我们还表明，(Ba,La)SnO3 的电阻即使在空气中经历高达 530 Deg. C 的热循环后也变化甚微，这表明氧原子具有异常的稳定性，并在实现透明高频、高功率功能器件方面具有巨大潜力。
