摘要
描述了一种新的磁阻机制,基于铁磁体(FM)向半导体(S)中投射自旋电子的隧穿发射,以及在外部磁场作用下半导体层中自旋的预cession。考虑了包含FM-S界面极薄的高掺杂(δ掺杂)层的FM-S-FM结构。在特定参数下,该结构在室温下对频率最高可达100 GHz的场的变化极为敏感。电流随场的变化而振荡,其相对�幅仅由FM-S界面磁极化所决定。在相对较大的偏压电压下。
