摘要
自补偿 Si 掺杂 GaAs 通过截面扫描隧道谱（X-STS）进行研究。在 (110) 解理面下，替代式 Si(Ga) 施主和 Si(As) 受主的局部电子对比度被高分辨率成像。Si(Ga) 施主原子表现出径向对称的对比度。Si(As) 受主具有各向异性特征。各向异性受主对比度可追溯到价带边缘的隧穿过程。它们反映了局域受主空穴态的概率密度分布。
