我们分析了具有高密度随机分布穿透位错的 GaN 外延层的 X 射线衍射峰轮廓的线形。峰仅在中心最强烈的部分呈高斯型，而尾部则遵循幂律。在双晶摇摆曲线中观察到了随机位错典型的 衰减。整个轮廓可以通过一个受限随机位错分布很好地拟合。我们获得了刃型穿透位错和螺型穿透位错的密度以及位错关联的范围。
