细线中异常强的空间电荷限制电流

摘要
细线的电流-电压特性通常观察到是非线性的，这种行为曾被归因于接触处的肖特基势垒。我们展示了氮化镓纳米棒的电子输运测量，并证明非线性行为实际上源于空间电荷限制电流。细线中空间电荷限制电流的理论与实验相符，并表明高纵横比材料中较差的屏蔽会导致空间电荷限制电流的显著增强，从而产生以纵横比表示的新标度关系。
