III-V族半导体化合物(100)表面产生的二维体能带和表面共振

摘要
我们利用标准紧束缚方法和表面格林函数匹配方法计算了III-V族闪锌矿半导体化合物(100)表面的电子能带结构。我们发现表面的产生在电子结构中引入了新的态：表面共振和二维体态。二维体态与最近在CdTe(100)中报道的态具有相同的性质 [Phys. Rev. {\bf 50}, 1980 (1994)]。我们分析了价带区域的态，并与光电子能谱数据进行了比较。
