原位条件下 LaAlO3/SrTiO3 (001) 异质界面的电势分布

摘要
我们报告了利用软 X 射线和硬 X 射线光电子能谱测量的栅极偏压依赖性能带排列，特别是导电 LaAlO3/SrTiO3 (001) 异质界面处的限制电势分布。深度剖析分析表明，在负栅极偏压下，界面处 SrTiO3 一侧的显著电势降发生在距离界面约 2 nm 的范围内。这些结果证明了栅极对界面处介电常数坍缩的控制作用，并解释了背栅耗尽导致电子迁移率急剧下降的原因。
