摘要
我们尝试使用P2S5-NH4OH水溶液、(NH4)2Sx以及等离子体氮化和氢化对GaAs表面进行钝化。结果表明，经过等离子体氢化预处理的等离子体氮化，在室温下对所有p型和n型肖特基二极管都产生了持续的反向漏电流降低。一些二极管的电流密度提高了一个数量级。水溶液钝化同样显示出改善，但需要进一步实验研究长期稳定性以及砷-硫共价键的强度。
