摘要

实验研究了从 Co70Fe30 和 Fe 接触向体 GaAs(001) 外延层的自旋注入。利用非局域测量，确定了微分电导的自旋极化率随注入界面上所加偏压的变化关系。谱揭示出在正向偏压下存在一个与界面相关的少数自旋峰，在反向偏压下存在一个多数自旋峰，并且对于 Co70Fe30 和 Fe 接触，谱非常相似，但在能量上有偏移。自旋注入效率的增加和谱的偏移与 CoFe 和 GaAs 之间界面的 Ga-As 比相关。
