极紫外光刻掩模三维图案的严格模拟

摘要
给出了具有二维周期性吸收体图案的极紫外光刻掩模的光散射模拟。通过详细的收敛性研究表明，在相对较大的三维计算域中，且存在侧壁角度与拐角圆化的情况下，可以获得精确的结果。
