杂质电子气中带电位错导致的量子与经典散射时间

摘要
我们推导了在三维和二维电子气中，由于半导体中带电位错散射导致的输运时间与单粒子弛豫时间之比。将结果与随机分布的带电杂质导致的相应弛豫时间进行了比较。我们发现，在三维和二维电子输运中，该比值均大于电离杂质散射的情况。
