摘要
采用硅上III族氮化物的纳米光子电路仍缺乏一个关键组件:高效电注入。本文中,我们展示了一种在薄硅上III族氮化物蘑菇型微环中使用金属微桥接触的电注入方案,该方案与集成纳米光子电路兼容,旨在实现电注入激光。利用中央埋入式n接触绕过绝缘缓冲层,我们能够对微环进行底蚀,这对于在薄盘中维持垂直限制至关重要。我们展示了来自直径30至50 m此类微环的直接电流室温电致发光,在20 mA下输出功率密度为440 mW/cm。我们展示了迈向集成光子电路的第一步。
