扩展 Si 缺陷

摘要
我们基于紧束缚哈密顿量方案进行总能量计算,(i) 研究依赖于尺寸和间隙原子浓度的扩展 {311} 缺陷的结构性质和能量学,(ii) 寻找间隙原子被 {311} 缺陷俘获和释放的可能机制。在 Cray-T3D 上实现的基于轨道的广义线性标度方法用于包含超过 1000 个 Si 原子的大尺度系统的超胞计算。
