SiO$_2$-GeO$_2$ 多层的原子层沉积

摘要
尽管对 CMOS 应用具有吸引力，但单独或与 SiO 结合的 GeO 薄膜的原子层沉积（ALD）尚未得到广泛研究。在此，我们报道了使用一种迄今未报道的 Ge 前驱体在硅基底上 ALD 生长 SiO/GeO 多层结构。对不同周期性多层结构的表征揭示了成功的逐层生长，其具有电子密度对比且无化学混合，周期性最低可达 2 个原子层。
