面向高频应用的黑磷晶体管技术小信号描述

摘要
本工作提出一种小信号高频（HF）等效电路（EC）来建模黑磷场效应晶体管（BPFET）的交流性能。所提出的等效电路能够正确描述来自不同 BPFET 技术的实验高频本征与 extrinsic 优值以及 S 参数。使用经实验校准的小信号 BPFET 等效电路，在 2.4 GHz 设计了单级与双级射频增益放大器。结果显示出基于 BPFET 的高增益高选择性放大器。
