GeSbTe相变合金费米能级附近能带结构的映射

摘要

相变合金用于非易失性随机存取存储器,利用非晶与亚稳晶相之间的电导率对比。然而,这种对比从未被直接与电子能带结构相关联。在此,我们采用光电子能谱来映射亚稳外延GeSbTe薄膜的相关能带。靠近费米能级的价带等能面是六角形管状,在垂直于(111)表面的方向上色散很小。负责输运的电子密度属于该体价带的尾部,其因无序而展宽,即费米能级位于价带顶上方100 meV处。该结果与此类薄膜在载流子密度和散射时间方面的输运数据一致。此外,我们在体带隙中发现了一个具有线性色散的态,其可能源于拓扑性质。
