GaMnAs与LT-GaAs电子结构的椭偏光谱研究

摘要
我们利用椭偏光谱法测量了GaMnAs在0.62 eV至6 eV范围内的光学常数。通过临界点分析检验了介电函数的二阶导数。随着Mn掺杂浓度的增加，E1临界点向更高能量移动，而所有其他临界点似乎不受影响。临界点的演变源于电离杂质引起的带隙重整化与Mn诱导杂质带和GaAs价带及导带的sp-d杂化之间的相互竞争。
