BiFeO3薄膜中整流和阻变行为的控制

摘要
采用脉冲激光沉积法在Pt/Ti/SiO2/Si衬底上生长了BiFeO3薄膜,并使用Au作为顶电极。通过仔细调控生长过程中的氧气压力,Au/BiFeO3/Pt堆栈的阻变性能得到了显著改善,实现了约4500的大开关比。沉积压力改变了氧空位浓度和Au/BiFeO3结的整流行为,从而影响了整个堆栈的阻变行为。开关过程在整个电极上均匀发生,并表现出良好的长期保持特性。
