SiO$_x$ 薄膜中 Pd 纳米团簇的成分与结构

摘要
利用高分辨透射电子显微镜 (HRTEM) 和 X 射线光电子能谱 (XPS)，研究了含 Ge、Si 和 Pd 的 SiO 多层膜中 Pd 纳米晶的成核、分布、成分和结构，包括热处理前后的状态。沉积样品中的 Pd 纳米晶似乎被一层 PdO 覆盖。由于该层中初始态 Pd 到 O 的电荷转移，Pd-3d XPS 峰的结合能发生了 1-2 eV 的偏移。热处理导致 PdO 和 Pd 分解为纯 Pd 纳米晶和 SiO。
