摘要
我们报道了在AlGaAs/InGaAs/InP高电子迁移率晶体管中，利用等离子体波对两个1.55 µm连续波激光器拍频的可调谐太赫兹共振检测。我们展示了基本等离子体共振频率及其奇次谐波可以在75-490 GHz范围内通过施加的栅极电压进行调谐。观察到的频率对栅极偏压的依赖性与理论等离子体波色散定律吻合良好。
