可调天线耦合子带太赫兹(TACIT)混频器:无需量子液体的量子极限

摘要

目前,近量子极限的太赫兹(THz)外差接收机需冷却至4 K以下温度。我们致力于构建基于半导体的“可调天线耦合子带太赫兹”(TACIT)1–5 THz外差混频器。我们预测,其在晶格温度高于20 K、本振(LO)功率约1 μ\muW的条件下工作,可实现几百K的单边带噪声温度与大于10 GHz的中频(IF)带宽。
