室温太赫兹激光:基于量子点超晶格垂直发射量子级联激光器的数值研究

摘要
我们研究了以量子点链为有源材料、适用于无线通信与成像技术的太赫兹量子级联激光器的室温激光行为。针对此类耦合量子点扩展系统的能带结构计算,得益于一种新颖的基于单量子点波函数的“量子点轨道线性组合”方法而成为可能。我们的结果表明,耦合量子点具有强垂直发射、减弱的声子耦合与面内散射,从而实现室温激光且阈值电流密度显著降低。
