一种基于高迁移率二维电子气(2DEG)子带间跃迁的快速、电压可调太赫兹混频器,已由单一 40 nm GaAs-AlGaAs 方形量子阱异质结构制备而成。该器件称为可调天线耦合子带间太赫兹(TACIT)混频器,在较小的(< 1 V)顶栅与背栅电压偏置下显示出探测频率从 2.52 THz 到 3.11 THz 的可调性。在 60 K 下观测到 2.52 THz 处的混频,其 -3dB 中频(IF)带宽超过 6 GHz。
