辐射硬MALTA单片像素传感器的时间性能

摘要

采用Tower 180 nm CMOS工艺制造的耗尽型单片有源像素传感器(DMAPS)MALTA系列面向HL-LHC及更长远的辐射硬应用。若干工艺改进和前端优化已使其辐射硬度达到2×1015 1 MeV neq/cm22 \times 10^{15}~1~\text{MeV}~\text{n}_{eq}/\text{cm}^2,时间分辨率低于2 ns,并在尺寸为36.4×36.4 μm236.4 \times 36.4~\mu\text{m}^2、电极尺寸为3 μm23~\mu\text{m}^2的像素上实现均匀的电荷收集效率。2021年在高阻外延硅和直拉(Czochralski)衬底上制造的MALTA2演示芯片实现了一种新的级联前端,降低了RTS噪声并具有更高增益。本报告展示了MALTA2在2021年CERN SPS测试束活动中的纳秒级时间分辨率结果。
