摘要
采用射频(RF)溅射的β-Ga₂O₃薄膜固相外延(SPE),再经高温沉积后退火处理,在蓝宝石基底上获得高质量的伪基底,用于后续通过MOCVD和LPCVD进行缓冲层生长。在SPE β-Ga₂O₃薄膜和随后的外延缓冲层中,观察到了低粗糙度(<0.5 nm)和对应于β-Ga₂O₃的(-201)、(-402)和(-603)晶面反射的尖锐单晶衍射峰。通过LPCVD在SPE Ga₂O₃薄膜上生长的N掺杂Ga₂O₃薄膜呈现出台阶辅助生长模式,在体载流子浓度为1.3×10¹⁷ cm⁻³时表现出合理的电子行为,迁移率为45 cm²/V·s。这些结果表明SPE Ga₂O₃是推进β-Ga₂O₃在外来基底上发展的有前景的途径。
