摘要
通过电检测磁共振确定了在虚拟SiGe衬底（）上生长的完全应变Si薄膜中磷施主的超精细相互作用。对于高应变外延层，观察到低至0.8 mT的超精细相互作用，显著低于谷再分布预测的极限。在格林函数方法内，密度泛函理论（DFT）表明，额外的减少是由晶胞体积增加和P施主的Si配体的局部弛豫引起的。
