无掺杂 GaAs/AlGaAs 二维电子气中的非绝热单电子泵

摘要
我们利用无掺杂 GaAs 二维电子气(2DEG)中的非绝热单电子泵实现了量子化电荷泵浦。无掺杂 III-V 平台允许构建双极性器件,例如 p-i-n 结,其可与此类泵结合形成电驱动单光子源。我们的泵工作频率高达 0.95 GHz,并在宽松的实验条件下取得了卓越性能:零磁场下的单栅泵浦、温度高达 5K,由简单的射频正弦波形驱动。对通用衰减级联模型的拟合给出了优值 δ 的值,其与报道的在类似条件下工作的调制掺杂 GaAs 泵相比具有优势。此处报道的器件已适用于光电子学应用,并经过进一步改进可提供一条无需亚开尔文温度和高磁场的电流标准途径。
