悬浮发光二极管、波导与光电探测器的单片光子集成

摘要
我们在此报道了发光二极管（LED）与波导和光电探测器的单片光子集成，以在GaN-on-silicon平台构建实现功能的高度集成光子系统。采用悬浮p-n结InGaN/GaN多量子阱（MQWs）进行器件制备。部分LED发射光耦合进悬浮波导，随后导光沿波导横向传播，最终由光电探测器感测。平面光通信实验证明，该概念验证的单片光子集成系统可实现片上光互连。本工作为可见光波段新型有源电光传感系统和平面光通信铺平了道路。
